Backscattered vs secondary electrons Backscattered electrons are reflected back after elastic interactions between the beam and the sample. Secondary electrons, however, originate from the atoms of the sample. They are a result of inelastic interactions between the electron beam and the sample.
Energetic ion bombardment of a surface causes the emission of secondary electrons. Metals generally have a secondary electron emission coefficient of less than 0.1 under ion bombardment while the secondary electron emission coefficients of oxide surfaces are higher.
Secondary Electrons They are a result of inelastic interactions between the primary electron beam and the sample and have lower energy than the backscattered electrons. Secondary electrons are very useful for the inspection of the topography of the samples surface.
X-ray photoelectron spectroscopy (XPS), also known as electron spectroscopy for chemical analysis (ESCA), is a technique for analyzing a materials surface chemistry. XPS can measure elemental composition as well as the chemical and electronic state of the atoms within a material.
In XPS, the atoms of the samples surface absorb X-rays and emit electrons, but in XRF the atoms of the sample both absorb and emit X-rays. In XRD, the atoms of the sample do not absorb X-rays at all, they just reflect them.
This distance is on the order of a few nanometers in metals and tens of nanometers in insulators. This small distance allows such fine resolution to be achieved in the SEM. For SiO2, for a primary electron energy of 100 eV, the secondary electron range is up to 20 nm from the point of incidence.
XPS is a powerful measurement technique because it not only shows what elements are present, but also what other elements they are bonded to. The technique can be used in line profiling of the elemental composition across the surface, or in depth profiling when paired with ion-beam etching.
This minimum is commonly referred to as the secondary electron cut-off (SECO) as the low energy component is dominated by secondary electrons which typically provide a sharp cutoff in intensity.
