X-ray photoelectron spectroscopy (XPS) uses X-rays to excite electrons from molecular orbitals into the continuum. However, rather than measuring X-ray absorption as a function of energy, XPS is conducted by using a fixed energy source to excite electrons from the sample and then measuring their kinetic energy.
X-Ray Photoelectron Spectrometer (XPS)
The XPS binding energy of an atom is a measure of the electronic environment of the atom. Decreasing the electron density of an atom (such as a C-O bond compared with a C-C bond) increases the binding energy of the atom.
For the core-level XPS calculation, we adopted the SCF method with screened core hole pseudopotentials (SCHPs). In the SCF method, the XPS binding energy is obtained as the difference in the total energy between the system where one electron in the relevant core-level is removed and that in the ground state.
An XPS instrument contains an x-ray source, sample stage, extraction lenses, analyzer, and detector housed in an ultra-high vacuum environment. A schematic diagram of an XPS system is shown in Fig. 7, illustrating all the main components that are dis- cussed below.
Interpretation of XPS spectra Restricts detection of low concentrations of boron implanted in silicon. Detection limit for boron in silicon is 71020 atoms cm-3. Actual detection limit depends on implantation depth (more readily visible at surface).
